has gloss	deu: Die thermische Oxidation (von Silizium) ist in der Halbleitertechnik ein Beschichtungsverfahren, bei dem auf einem einkristallinen Siliziumsubstrat (beispielsweise einem Silizium-Wafer) eine dünne Schicht aus Siliziumdioxid aufgebracht wird. Es wird unter anderem bei der Herstellung von mikroelektronischen Schaltungen eingesetzt. Der Beschichtungsprozess basiert auf einer chemischen Reaktion von Sauerstoff und Silizium bei Temperaturen über 1100 °C. Bei sehr kurzen Prozesszeiten nennt man das Verfahren auch „Rapid Thermal Oxidation“ (RTO, dt.: schnelle thermische Oxidation), das zur Erzeugung von sehr dünnen Oxidschichten (< 2 nm) dient. Ein ähnliches Verfahren ist die Erzeugung einer thermischen Siliziumnitrid-Schicht auf einem Siliziumsubstrat bei hohen Temperaturen.
